ITO Film Thickness & Sheet Resistance Tolerance

Overview

ITO conductive glass relies on sputtered indium tin oxide thin films to achieve high electrical conductivity and high visible light transmittance. Sheet resistance is directly determined by film thickness and bulk resistivity. Strict thickness control is the primary method to stabilize resistance across batches, while balancing low resistance with high light transmission remains the core engineering trade-off for touch panel substrates. Felix Glass controls ITO film uniformity and resistance consistency for capacitive touch screens and transparent electrode components.

Core Formula: Sheet Resistance vs Film Thickness

  • Fundamental relation: Sheet resistance Rₛ = ρ / t, where ρ = bulk resistivity of ITO material, t = physical film thickness.
  • With fixed ITO material and sputtering recipe, thinner film → higher sheet resistance; thicker film → lower resistance but lower optical transmittance.
  • Standard ITO bulk resistivity: 1.5~5 × 10⁻⁴ Ω·cm, adjusted by oxygen flow and post-annealing temperature during deposition.

Standard Thickness & Resistance Grades for Touch Panels

  1. High-Resistance Grade (30~80 Ω/□) ITO thickness: 40~70 nm; visible transmittance ≥89%. Used for low-power touch electrodes, small-size control panels. Thin film avoids excessive light absorption, ideal for high-brightness display windows.
  2. Medium Resistance Grade (15~30 Ω/□) ITO thickness: 70~120 nm; transmittance ≥87%. The most widely used specification for smartphone and tablet capacitive touch screens, balancing conductivity and optical performance.
  3. Low-Resistance Grade (5~12 Ω/□) ITO thickness: 120~200 nm; transmittance ≥85%. For large-size touch panels, multi-touch electrodes and high-speed signal transmission. Thicker layers reduce signal delay, with minor sacrifice on transmittance.

Tolerance Control Specifications

  • Film Thickness Tolerance
    • Batch average thickness tolerance: ±5 nm
    • Within-sheet thickness variation: ≤3% across the clear aperture
    • Measurement method: spectroscopic reflectometry & AFM cross-section inspection
  • Sheet Resistance Uniformity
    • Commercial grade: ±8% resistance deviation across one glass sheet
    • Precision touch grade: ≤±5% deviation; no local high-resistance hot spots
    • Testing instrument: four-point probe station, grid sampling across the whole panel
  • Optical Tradeoff Boundary If thickness exceeds 200 nm, free-carrier absorption rises sharply, and visible transmittance will drop below 82%, which cannot meet display panel requirements.

Process Factors That Break Resistance Consistency

1. Uneven sputtering power or unstable oxygen flow causes inconsistent deposition rate, leading to thickness drift and resistance fluctuation. 2. Poor substrate pre-cleaning leaves organic contamination; contaminated areas form thinner ITO films with abnormally high resistance. 3. Post-annealing temperature fluctuation: insufficient annealing keeps high resistivity; over-annealing leads to grain overgrowth and film cracking. 4. Substrate warpage during sputtering creates uneven target-to-substrate distance, resulting in thickness gradient across the glass surface.

RFQ Specification Writing Guidelines

1. Define target sheet resistance plus tolerance range, rather than only writing film thickness; resistance is the final acceptance index. 2. Specify resistance uniformity across the whole panel and define grid sampling points for four-point probe testing. 3. Clearly mark the required average visible transmittance (400~700 nm) to avoid over-thick ITO layers. 4. Add surface roughness requirement: Ra ≤2 nm to prevent short circuits during subsequent photolithography and etching.
